Properties of broad area grating coupled surface emitters

Abstract

Results for grating-coupled surface emitters that emit over 300 mW from a 50-μm-wide gain region are discussed. The diode structure consists of a gain region 1 mm in length with a single-quantum-well active region. The light output indicates a threshold current of 600 mA and a maximum output power of 200 mW. Comparable devices emitted over 300 mW. The spectral output of the broad-area surface emitter indicates a series of modes within a 0.3-nm spectral range. Similar diode structures in which the optical mode in the gain medium is guided by a lateral real-refractive-index step emit in a single mode spectrally. The far-field radiation pattern of the surface emitter is a single lobe in the direction perpendicular to the grating teeth. The FWHM is 0.2°. The losses in the grating region are associated with the absorption loss in the unpumped quantum well.
